(a) High-resolution -contrast image of the interface (Sample 1). The GaAs is seen in the [110] projection, the SrTiO [001] shows the brighter Sr and the less bright column, while the O columns are not visible. A drawing of the atomic column arrangement is shown in the top part. (b) -contrast image of the interface with GaAs in the [001]-projection. The heavier As atoms form a rectangular structure with the Ga columns in the center and the proposed atomic structure of the interface is superimposed to the top part experimental image. The effects of sample drift during the acquisition can be seen as the apparent “bending” of the atomic planes.
