STS measurements obtained at on bare InP(110) surface (a), on an InAsP QD exhibiting steplike features (b), and on an InAsP QD exhibiting discrete peaks at the center (c) and 4 nm apart along the QD base (d). These spectra [(c) and (d)] show that the spectral weight of each discrete energy levels is spatially resolved. Each curve is vertically shifted for clarity. Inset: Schematic density of states for a quantum well and a QD.
InAsP/InP(001) QD derivative image (a) and differential conductivity map [(b)–(f)] measured, respectively, at 0.884 V, 0.931 V, 1.012 V, 1.072 V, and 1.125 V. Each picture has its own arbitrary color scale.
STM topographical [(a)–(c)] and derivative images [(b)–(d)] of InAsP QDs cleaved either along the [(a) and (b)] or along the (110) [(c) and (d)] cleavage plane.
InAsP QD topographical image (a), profile corresponding to the dashed line (b) and schematic cleaved InAsP QD (c).
