(Color online) Temperature dependence of Ith and Irad in the VCSEL. The decrease in Jth and Jrad with increasing temperature in the low temperature range is due to gain to cavity-mode tuning. Non-radiative recombination causes the increase in Jth with temperature above ∼230 K and can be seen as the increase in the shaded area.
