20.These estimates of the Fe concentration are probably only accurate to within a factor of about 5. Because of the existence of parallel recombination paths, photoluminescence spectroscopy is not a quantitative method of determining residual impurity concentrations in semiconductors. In addition, the relation between PL intensity and impurity concentration is complicated for transition metals such as Fe and Cr because they can exist in one of three charge conditions. Thus the presence of is necessary for the internal transition of to be observed [see S. G. Bishop, P. B. Klein, R. L. Henry, and B. D. McCombe, Semi‐Insulating III‐V Materials, edited by G. J. Rees (Pub. Shiva, Orpington, United Kingdom, 1980), p. 161]. Under dark conditions all the Fe in L663 and L816, both of which are n type, are in the state due to shallow donor compensation. However, under laser excitation much of the Fe is converted into the charge state by hole capture after which PL from can occur by electron capture.
